This section describes the 21164 thermal management and thermal design consider-
ations.
12.1 Operating Temperature
The 21164 is specified to operate at the following temperatures at the center of the
heat sink (T
c
):
72.6°C for 366 MHz
70.6°C for 433 MHz
68.6°C for 500 MHz
67.6°C for 533 MHz
65.6°C for 600 MHz
Temperature (T

) should be measured at the center of the heat sink (between the two
package studs). The GRAFOIL pad is the interface material between the package
and the heat sink.
Table 42 lists the values for the center of heat-sink-to-ambient (

grid array. Table 43 shows the allowable T

(without exceeding T
c
) at various air-
flows.
Note:
Samsung recommends using the heat sink because it greatly improves
the ambient temperature requirement.
